研究方向:物理学(光电功能材料、器件与物理)

长期从事宽禁带氧化物半导体材料、物理与器件研究。开发金属氧化物半导体低维结构的可控性生长和掺杂的新方法、新技术,解决了宽禁带氧化物半导体纯紫外发光/激光器件的制备、激光模式调控新技术新方法等,同时研制出关键指标国际领先的紫外/近红外波段高性能光电探测器件等。曾先后主持3项国家自然科学基金(1项青年基金,2项面上项目)研究结果以第一/通讯作者分别在Light: Sci. Appl.、Adv. Funct. Mater.、Adv. Opt. Mater.、Small、Photonics Res.、Appl. Phys. Lett.、ACS Photonics等学术刊物上发表 SCI 论文150多篇。其中期刊亮点/封面论文12篇。申请发明专利20余项,授权10余项。目前,科研论文已被引4000 多次、H指数35 (Google Scholar 数据库提供)。成果写入专著和多篇权威综述,多次被国际权威行业刊物专题报道。先后指导本科生发表SCI学术论文15篇,其中中科院分区一区论文1篇,7篇二区等。所获得科研奖励:2021年度江苏省物理学会大学生物理与实验创新竞赛优秀指导教师;2022年江苏省光学学会青年光学科技奖;2022年度潍柴动力科技创新奖;2021-2022学年实践指导优秀奖等。

已经取得的研究成果:

1)紫外日盲光电探测技术因无背景噪声特性,在导弹预警、紫外制导、高压电晕检测、火灾早期预警、紫外线通信、紫外辐射强度分析、通信等领域不可替代。本课题组主要围绕新型超宽带隙半导体的材料生长工艺、提升日盲紫外光电器件性能和稳定性,并探索新型材料(如钙钛矿工程化设计)以拓宽应用场景。目前已经报道了带隙大于4.0 eV以上的低维金属非铅卤素钙钛矿单晶及其在紫外日盲波段的高灵敏探测器,同时基于超宽带隙半导体氧化镓材料实现了日盲选择性、偏振敏感型多维探测器和应用技术;

2)电泵浦单模激光光源凭借其高集成度、高精度与动态可控性,成为光通信、量子技术、精密制造等领域的核心器件。本课题组借助于材料-微腔-电极三位一体的器件结构设计构建梯度异质结,结合半导体微纳米结构构建双异质结;采用拥有紫外表面等离激元特性和超饱和吸收特性的金属铂纳米颗粒修饰ZnO微纳结构,用于调控ZnO微腔激光输出模式,实现了电泵浦高品质单模激光二极管。这种全新的器件结构和微腔模式调控机制不依赖于半导体微纳结构腔体尺寸的改变,有效地解决载流子注入效率和限域性,攻克低维电泵浦单模激光二极管的难题。

3)拓扑材料因其独特的电子结构(如表面态、拓扑能隙、无耗散输运等特性),无带隙特性,可覆盖更宽的红外波段(从可见光到太赫兹),且无需制冷即可在室温下工作,在长波红外探测技术领域展现出显著的技术突破潜力,能够显著降低系统复杂度能够突破传统窄带隙半导体材料与器件在长波红外探测的局限性(高暗电流和制冷需求等)。本课题组发展了拓扑半导体碲单晶及其合金材料,其宽波段响应、室温高效工作、低噪声,且柔性可集成等特性实现了红外探测技术。随着材料生长工艺和器件物理的深入探索,拓扑光电探测器有望在国防、医疗、智能交互等领域实现大规模应用,打破国外技术封锁,推动我国红外技术的自主化进程。
